I was having a look at datacenters and it appears that Hetzner was the way to go with their EQ8 plan able to dominate [url]http://www.hetzner.de/en/hosting/produkte_rootserver/eq8/[/url] do you think I could fit 50-60 128mb xen vpss' on one of those?

The drives will be your bottleneck way before anything else.

Software RAID 1 is perfectly fine in my experience. IO load is far more a bottleneck than the CPU/RAM load produced by software RAID. The bottleneck always tends to be one or two VM's using heavy databases, and pushing a lot of IO.
